Construction of van der Waals substrates for largely mismatched heteroepitaxy systems using first principles

The high density of defects induced by large strains in largely mismatched heteroepitaxy systems, such as AlN and GaN, because of the large lattice and thermal mismatch between substrates and epilayers is the bottleneck problem. Graphene-assisted van der Waals(vdW) heteroepitaxy offers a new opportunity to resolve this problem. However, it suffers from the difficulty of nucleation. Here we theoretically assess the effects of five 2D materials for vdW heteroepitaxy of AlN and GaN, including graphene, hBN, MoS2, gC3N, and gC3N4, and provide physical insights using first-principle calculations. MoS2 and gC3N exhibit significant potential to overcome the shortcomings of graphene owing to their appropriate binding strengths and Al(or Ga)diffusion barriers. Moreover, the interface behavior between the epilayers and the substrates are carefully analyzed. Our findings are helpful not only for obtaining high-quality AlN and GaN films but also for developing new criterions to discover effective 2D materials for vdW heteroepitaxy. 展开更多

Interlayer interactions at the heterointerfaces of van der Waals heterostructures (vdWHs), which consist of vertically stacked two-dimensional materials, play important roles in determining their properties. The interlayer interactions are tunable from noncoupling to strong coupling by controlling the twist angle between adjacent layers. However, the influence of stacking sequence and individual component thickness on the properties of vdWHs has rarely been explored. In this work, the influence of the stacking sequence of WSe2 and graphene in vdWHs of graphene-on-WSe2 (graphene/WSe2) or WSe2-on-graphene (WSe2/graphene), as well as their thickness, on their interlayer interaction was systematically investigated by ultralow-frequency (ULF) Raman spectroscopy. A series of ULF breathing modes of WSe2 nanosheets in these vdWHs were observed with frequencies highly dependent on graphene thickness. Interestingly, the ULF breathing modes of WSe2 red-shifted in graphene/WSe2 and WSe2/graphene configurations, and the amount of shift in the former was much larger than that in the latter. In contrast, no obvious ULF shift was observed by varying the twist angle between WSe2 and graphene. This indicates that the interlayer interaction is more sensitive to the stacking sequence compared with the twist angle. The results provide alternative approaches to modulate the interlayer interaction of vdWHs and, thus, tune their optical and optoelectronic properties. 展开更多

Few-layer graphene (FLG) has recently been intensively investigated for its variable electronic properties, which are defined by a local atomic arrangement. Few-layer graphene (FLG) has recently been intensively investigated for its variable electronic properties, which are defined by a local atomic arrangement. While the most natural arrangement of layers in FLG is ABA (Bernal) stacking, a metastable ABC (rhombohedral) stacking, characterized by a relatively high-energy barrier, can also occur. When both types of stacking occur in one FLG device, the arrangement results in an in-plane heterostructure with a domain wall (DW). In this paper, we present two approaches to demonstrate that the ABC stacking in FLG can be controllably and locally turned into the ABA stacking. In the first approach, we introduced Joule heating, and the transition was characterized by 2D peak Raman spectra at a submicron spatial resolution. The transition was initiated in a small region, and then the DW was controllably shifted until the entire device became ABA stacked. In the second approach, the transition was achieved by illuminating the ABC region with a train of 790-nm-wavelength laser pulses, and the transition was visualized by transmission electron microscopy in both diffraction and dark-field imaging modes. Further, using this approach, the DW was visualized at a nanoscale spatial resolution in the dark-field imaging mode. 展开更多

Fabricating high-quality cesium lead chloride(CsPbCl3) perovskite nanowires(NWs) with dimension below 10 nm is not only of interests in fundamental physics, but also holds the great promise for optoelectronic applications. Herein, ultrathin CsPbCl3 NWs with height of ~7 nm, have been achieved via vapor phase deposition method. Power and temperature-dependent photoluminescence(PL) spectroscopy is performed to explore the emission properties of the CsPbCl3 NWs. Strong free exciton recombination is observed at ~3.02 eV as the temperature(T) is 78-294 K with binding energy of ~ 37.5 meV. With the decreasing of T, the PL peaks exhibit a first blueshift by 2 meV for T ~ 294-190 K and then a redshift by 4 meV for T ~ 190-78 K. The exciton–optical phonon interaction plays a major role in the linewidth broadening of the PL spectra with average optical phonon energy of ~48.0 meV and the interaction coefficient of 203.9 meV. These findings advance the fabrication of low dimensional CsPbCl3 perovskite and provide insights into the photophysics of the CsPbCl3 perovskite. 展开更多

This tumor makes up for only 2%-14% of... BACKGROUND Dentinogenic ghost cell tumor (DGCT) is an uncommon locally invasive odontogenic neoplasm. It is considered to be a solid variant of calcifying odontogenic cyst (COC). This tumor makes up for only 2%-14% of all COCs and less than 0.5% of all odontogenic tumors which owes to its rarity. The purpose of this paper was to describe a case of DGCT and the treatment adopted in our case, and to provide a review of this case in the indexed literature. CASE SUMMARY In this article, we discussed a case of 18 year old male who reported with a chief complaint of a recurrent swelling and dull aching pain in upper left back region of the jaw. Computed tomography scan was carried out which revealed hypodense lesion with a few hyperdense flecks within it suggesting the presence of calcification. On incisional biopsy, diagnosis of COC was given. After segmental resection of the lesion, histopathogically odontogenic epithelium was noted along with calcifications, ghost cells and dentinoid material. Special staining was done with van Gieson and it showed pink areas of dentinoid material and yellow colour represented ghost cells. Hence, amalgamation of careful clinical examination, use of advanced radiographic imaging and detailed histopathological examination confirmed the diagnosis of DGCT. The patient was followed up for one year and there was no recurrence of the lesion or signs of any residual tumor. CONCLUSION Radical treatment should be carried out along with mandatory long-term follow up in order to avoid recurrence in aggressive lesions. 展开更多

One of the major open problems in theoretical physics is the lack of a consistent quantum gravity theory.Recent developments in our knowledge on thermodynamic phase transitions of black holes and their van der Waalslike behavior may provide an interesting quantum interpretation of classical gravity.Studying different methods of investigating phase transitions can extend our understanding of the nature of quantum gravity.In this paper,we present an alternative theoretical approach for finding thermodynamic phase transitions in the extended phase space.Unlike the standard methods based on the usual equation of state involving temperature,our approach uses a new quasiequation constructed from the slope of temperature versus entropy.This approach addresses some of the shortcomings of the other methods and provides a simple and powerful way of studying the critical behavior of a thermodynamical system.Among the applications of this approach,we emphasize the analytical demonstration of possible phase transition points and the identification of the non-physical range of horizon radii for black holes. 展开更多

The experimental knowledge on interlayer potential of graphitic materials is summarized and compared with the computational results based on phenomenological models.Besides Lennard-Jones approximation, the Mie potential is discussed, as well as the Kolmogorov-Crespy model and equation of Lebedeva et al.An agreement is found between a set of reported physical properties of graphite(layer binding energies, compressibility along c-axis in a broad pressure range, Raman frequencies for bulk shear and breathing modes under pressure), when a proper choice of model parameters is taken.It is argued that anisotropic potentials, Kolmogorov-Crespy and Lebedeva, are preferable for modeling, as they provide a better, self-consistent description.A method of fast numerical modeling, convenient for the accurate estimation of the discussed physical properties, is proposed.It may be useful in studies of other van der Waals homo/heterostructures as well. 展开更多

The mixed-dimensional integration of two-dimensional (2D) materials with non-2D materials can give rise to prominent advances in performance or function.To date,the mixed-dimensional one-dimensional (1D)/2D heterostructures have been fabricated using various physical assembly approaches.However,direct epitaxial growth method which has notable advantages in preparing large-scale products and obtaining perfect interfaces is rarely investigated.Herein,we demonstrate for the first time the direct synthesis of the 1D/2D mixed-dimensional heterostructures by sequential vapor-phase growth of Sb2Se3 nanowires on WS2 monolayers.X-ray diffraction (XRD) pattern and Raman spectrum confirm the composition of the Sb2Se3/NS2 heterostructures.Transmission electron microscope (TEM) measurement demonstrates high quality of the heterostructures.Electrical transport characterization reveals that Sb2Se3 nanowire exhibits p-type characteristic and that WS2 monolayer exhibits n-type behavior,and that the p-n diode from 1D/2D mixed-dimensional Sb2Se3/WS2 heterostructure possesses obvious current rectification behavior.Optoelectronic measurements of the heterostructures show apparent photovoltaic response with an open-circuit voltage of 0.19 V,photoresponsivity of 1.51 A/W (Vds =5 V) and fast response time of less than 8 ms.The van der Waals epitaxial growth mode of Sb2Se3 nanowires on WS2 monolayers is verified by stripping the Sb2Se3 nanowire from the heterostructures using tape.Together,the direct van der Waals epitaxy opens a facile pathway to 1D/2D mixed-dimensional heterostructures for functional electronic and optoelectronic devices. 展开更多

The crystallographic and magnetic properties are presented for van der Waals antiferromagnetic FePS3.High-quality single crystals of millimeter size have been successfully synthesized through the chemical vapor transport method.The layered structure and cleavability of the compound are apparent,which are beneficial for a potential exploration of the interesting low dimensional magnetism,as well as for incorporation of FePS3 into van der Waals heterostructures.For the sake of completeness,we have measured both direct current (dc) and alternating current (ac) magnetic susceptibility.The paramagnetic to antiferromagnetic transition occurs at approximately TN -115 K.The effective moment is larger than the spin-only effective moment,suggesting that an orbital contribution to the total angular momentum of the Fe^2+ could be present.The ac susceptibility is independent of frequency,which means that the spin freezing effect is excluded.Strong anisotropy of out-of-plane and in-plane susceptibility has been shown,demonstrating the Ising-type magnetic order in FePS3 system. 展开更多

目的通过分析Van Wyk-Grumbach综合征患者的临床资料及相关文献对其临床特征、发病机制及治疗进行探讨。方法回顾性分析2006年至2018年就诊于天津医科大学总医院的4例Van Wyk-Grumbach综合征患者的病史、体格检查、辅助检查及诊疗经过... 目的通过分析Van Wyk-Grumbach综合征患者的临床资料及相关文献对其临床特征、发病机制及治疗进行探讨。方法回顾性分析2006年至2018年就诊于天津医科大学总医院的4例Van Wyk-Grumbach综合征患者的病史、体格检查、辅助检查及诊疗经过。结果本院的4例患者就诊的主诉均为下腹痛或腹胀,辅助检查均发现卵巢多房样肿瘤,均诊断为原发性甲状腺功能减退,均存在催乳素水平增高,但均无泌乳情况,均存在贫血,均不存在性早熟表现,临床表现均为双侧卵巢多囊性增大,除例3未行相关检查外,余3例患者均存在无症状性垂体增大,MRI检查均提示为垂体瘤。其中例1因认识不足而行手术治疗,其余3例均避免了不必要的手术,通过补充甲状腺素,其症状好转。结论Van Wyk-Grumbach综合征罕见,临床表现特殊,若认识不足,极易误诊,而造成不必要的手术。理解其发病机制,掌握其临床特征有助于早期诊断,及时治疗,以补充甲状腺素为主要治疗方法,可达到临床治愈,避免不必要的手术。 展开更多

Research on two-dimensional(2D) materials and related van der Waals heterostructures(vdWHs) is intense and remains one of the leading topics in condensed matter physics.Lattice vibrations or phonons of a vdWH provide rich information,such as lattice structure,phonon dispersion,electronic band structure and electron–phonon coupling.Here,we provide a mini review on the lattice vibrations in vdWHs probed by Raman spectroscopy.First,we introduced different kinds of vdWHs,including their structures,properties and potential applications.Second,we discussed interlayer and intralayer phonon in twist multilayer graphene and MoS2.The frequencies of interlayer and intralayer modes can be reproduced by linear chain model(LCM)and phonon folding induced by periodical moiré potentials,respectively.Then,we extended LCM to vdWHs formed by distinct 2D materials,such as MoS2/graphene and hBN/WS2 heterostructures.We further demonstrated how to calculate Raman intensity of interlayer modes in vdWHs by interlayer polarizability model. 展开更多

Graphene and transition metal dichalcogenides(TMDs), two-dimensional materials, have been investigated wildely in recent years. As a member of the TMD family, MoTe2 possesses a suitable bandgap of ~1.0 eV for near infrared(NIR)photodetection. Here we stack the MoTe2 flake with two graphene flakes of high carrier mobility to form a graphene–MoTe2–graphene heterostructure. It exhibits high photo-response to a broad spectrum range from 500 nm to 1300 nm. The photoresponsivity is calculated to be 1.6 A/W for the 750-nm light under 2 V/0 V drain–source/gate bias, and 154 mA/W for the 1100-nm light under 0.5 V/60 V drain–source/gate bias. Besides, the polarity of the photocurrent under zero Vds can be efficiently tuned by the back gate voltage to satisfy different applications. Finally, we fabricate a vertical graphene–MoTe2–graphene heterostructure which shows improved photoresponsivity of 3.3 A/W to visible light. 展开更多

The com bination of mixed-dimensional semiconducti ng materials can provide additional freedom to construct integrated n anoscale electronic and optoelectronic devices with diverse functionalities. In this work, we report a high-performanee dual-channel phototransistor based on one-dimensional (1D)/two-dimensional (2D) trigonal selenium (t-Se)/ReS2 heterostructures grown by chemical vapor deposition. The injection and separati on efficie ncy of photoge nerated electro n-hole pairs can be greatly improved due to the high-quality in terfacial con tact betwee n t-Se nano belts and ReS2 films. Compared with bare ReS2 film devices, the dual-cha nnel phototra nsistor based on t-Se/ReS2 heterostructure exhibits considerable enhancement with the responsivity (R) and detectivity (D^*) up to 98 A·W^-1 and 6 x 10^10 Jones at 400 nm illumination with an in tensity of 1.7 mW·cm^-2, respectively. Besides, the respo nse time can also be reduced by three times of magnitude to less than 50 ms due to the type-11 band alignment at the in terface. This study opens up a promising ave nue for high-performa nee photodetectors by constructing mixed-dimensional heterostructures. 展开更多

Magnetic orderings, i.e., the spontaneous alignment of electron spins below a critical temperature, have been playing key roles in modern science and technologies for both the wide applications of magnetic recording for information storage and the vibrant potential of solid state electronic spin devices (also known as spintronics) for logic operations. In the past decades, thanks to the development of thin film technologies, magnetic thin films via sputtering or epitaxial growth have made the spintronic devices possible at the industrial scale. Yet thinner materials at lower costs with more versatile functionalities are highly desirable for advancing future spintronics. Recently, van der Waals magnetic materials, a family of magnets that can in principle be exfoliated down to the monolayer limit, seem to have brought tremendous opportunities: new generation van der Waals spintronic devices can be seamlessly assembled with possible applications such as optoelectronics, flexible electronics, and etc. Moreover, those exfoliated spintronic devices can potentially be compatible with the famed metal-oxide field effect transistor architectures, allowing the harness of spin performances through the knob of an electrostatic field. 展开更多
