We propose a single-step implementation of a muti-target-qubit controlled phase gate with one catstate qubit (cqubit) simultaneously controlling n — 1 target cqubits. The two logic states of a c.qubit are represented by two orthogonal cat states of a single cavity mode. In this proposal, the gate is implemented with n microwave cavities coupled to a superconducting transnion qutrit. Because the qutrit remains in the ground state during the gate operation, decoherence caused due to the qutrit5s energy relaxation and dephasing is greatly suppressed. The gate implementation is quite simple because only a single-stcp operation is needed and neither classical pulse nor measurement is required. Numerical simulations demonstrate that high-fidelity realization of a controlled phase gate with one cqubit simultaneously con trolling two targe t cqubits is feasible with present circuit QED technology. This proposal can be extended to a wide range of physical systems to realize the proposed gate, such as multiple microwave or optical cavities coupled to a natural or artificial three-level atom. 展开更多

Biomimetic nanodevice is an important branch to expand the potential applications of artificial nanochannels. Here, we constructed nanochannels for cascade response of borate and cis-hydroxyl compounds by modifying the nanochannels of track-etched polycarbonate (TEPC) membranes with polyvinyl alcohol (PVA). Firstly, borate bound to PVA and increased the negative charge density on the surface of the nanochannels, which obstructed the transport of 1,5-naphthalene disulfonate (NDS2-). Subsequently, the addition of cis-hydroxyl compounds induced leaving of borate due to the stronger binding affinities between borate and cis-hydroxyl compounds, which reduced the negative charge density on nanochannels and then enhanced the transport of NDS2-. The cascade response of the nanochannels also accord with the properties of IMP (implication) logic gate. In addition, such nanochannels showed good reproducibility and reversibility. Therefore, this cascade response model based on nanochannels has the potential to be used as switches in area of actuators and biosensors, and is also expected to be used to understand the interaction of substances in nanoscale and simulate the physiological functions of boron. 展开更多

In this paper, the impact of extra electron source(EES) and dual metal gate engineering on conventional charge plasma TFET(CP-TFET) have been done for improving DC and analog/RF parameters. CP-TFET structure is upgraded to double source CP-TFET(DS-CP-TFET) by placing an EES below the source/channel junction for enhancing the device performance in terms of driving current and RF figures of merit(FOMs). But, in spite of these pros, the approach is having cons of higher leakage current similar to MOSFET and negative conductance(inherent nature of TFET). Both the issues have been resolved in the double source dual gate CP-TFET(DS-DG-CP-TFET) by gate workfunction engineering and drain underlapping respectively. Additionally,for getting the optimum performance of DS-DG-CP-TFET, the device sensitivity has been investigated in terms of position of EES,length of drain electrode and workfunction of gate electrode 1(GE1). 展开更多

A step space... 10-kV 4 H–SiC p-channel insulated gate bipolar transistors(IGBTs) are designed, fabricated, and characterized in this paper. The IGBTs have an active area of 2.25 mm~2 with a die size of 3 mm× 3 mm. A step space modulated junction termination extension(SSM-JTE) structure is introduced and fabricated to improve the blocking performance of the IGBTs.The SiC p-channel IGBTs with SSM-JTE termination exhibit a leakage current of only 50 nA at-10 kV. To improve the on-state characteristics of SiC IGBTs, the hexagonal cell(H-cell) structure is designed and compared with the conventional interdigital cell(I-cell) structure. At an on-state current of 50 A/cm~2, the voltage drops of I-cell IGBT and H-cell IGBT are10.1 V and 8.3 V respectively. Meanwhile, on the assumption that the package power density is 300 W/cm~2, the maximum permissible current densities of the I-cell IGBT and H-cell IGBT are determined to be 34.2 A/cm~2 and 38.9 A/cm~2 with forward voltage drops of 8.8 V and 7.8 V, respectively. The differential specific on-resistance of I-cell structure and H-cell structure IGBT are 72.36 m?·cm~2 and 56.92 m?·cm~2, respectively. These results demonstrate that H-cell structure silicon carbide IGBT with SSM-JTE is a promising candidate for high power applications. 展开更多

A bunch arrival-time monitor (BAM) system, based on electro-optical intensity modulation scheme, is under study at Shanghai Soft X-ray Free Electron Laser. The aim of the study is to achieve high-precision time measurement for minimizing bunch fluctuations. A readout electronics is developed to fulfill the requirements of the BAM system. The readout electronics is mainly composed of a signal conditioning circuit, field-programmable gate array (FPGA), mezzanine card (FMC150), and powerful FPGA carrier board. The signal conditioning circuit converts the laser pulses into electrical pulse signals using a photodiode. Thereafter, it performs splitting and low-noise amplification to achieve the best voltage sampling performance of the dual-channel analog-to-digital converter (ADC) in FMC150. The FMC150 ADC daughter card includes a 14-bit 250 Msps dual-channel high-speed ADC, a clock configuration, and a management module. The powerful FPGA carrier board is a commercial high-performance Xilinx Kintex-7 FPGA evaluation board. To achieve clock and data alignment for ADC data capture at a high sampling rate, we used ISERDES, IDELAY, and dedicated carry-in resources in the Kintex-7 FPGA. This paper presents a detailed development of the readout electronics in the BAM system and its performance. 展开更多

Resonance Characteristics of Piezoelectric Resonator Based on Digital Driving Circuit of Field-Programmable Gate Array

Piezoelectric resonators are widely used in frequency reference devices, mass sensors, resonant sensors(such as gyros and accelerometers), etc. Piezoelectric resonators usually work in a special resonant mode. Obtaining working resonant mode with high quality is key to improve the performance of piezoelectric resonators. In this paper, the resonance characteristics of a rectangular lead zirconium titanate(PZT) piezoelectric resonator are studied. On the basis of the field-programmable gate array(FPGA) embedded system, direct digital synthesizer(DDS) and automatic gain controller(AGC) are used to generate the driving signals with precisely adjustable frequency and amplitude. The driving signals are used to excite the piezoelectric resonator to the working vibration mode. The influence of the connection of driving electrodes and voltage amplitude on the vibration of the resonator is studied. The quality factor and vibration linearity of the resonator are studied with various driving methods mentioned in this paper. The resonator reaches resonant mode at 330 kHz by different driving methods.The relationship between resonant amplitude and driving signal amplitude is linear. The quality factor reaches over 150 by different driving methods. The results provide a theoretical reference for the efficient excitation of the piezoelectric resonator. 展开更多

针对数据线插头盖塑件形状特殊,难以进行脱模及模具整体结构设计的难题,在合理选用分型、布局、浇口并运用CAE分析手段对浇注系统进行验证的基础上,设计了该塑件的一模两腔三板注塑模具。结合塑件的脱模需要,设计了3种脱模机构来实现塑... 针对数据线插头盖塑件形状特殊,难以进行脱模及模具整体结构设计的难题,在合理选用分型、布局、浇口并运用CAE分析手段对浇注系统进行验证的基础上,设计了该塑件的一模两腔三板注塑模具。结合塑件的脱模需要,设计了3种脱模机构来实现塑件的完全脱模,分别为定模滑块先抽芯机构、动模弯销滑块抽芯机构及斜顶+顶针联合的二次顶出斜顶机构。在斜顶机构中,通过在斜顶头部设置弹簧驱动的侧向顶销来实施塑件从斜顶头部的顶出,侧向顶销的导程则由型芯镶件内壁槽上的凸台进行控制,以可靠地驱动侧向顶销进行顶出脱模。模具布局及结构设计合理,能有效降低模具生产成本。 展开更多

In a conventional direct torque control (CDTC) of the induetion motor drive, the electromagnetic torque and the stator flux are characterized by high ripples. In order to reduce the undesired ripples, several methods are used in the literature. Nevertheless, these methods increase the algorithm complexity and dependency on the machine parameters such as the space vector modulation (SVM). The fuzzy logic control method is utilized in this work to decrease these ripples. Moreover, to eliminate the mechanical sensor the extended kalman filter (EKF) is used, in order to reduce the cost of the system and the rate of maintenance. Furthermore, in the domain of controlling the real-time induction motor drives, two principal digital devices are used such as the hardware (FPGA) and the digital signal processing (DSP). The latter is a software solution featured by a sequential processing that increases the execution time. However, the FPGA is featured by a high processing speed because of its parallel processing. Therefore, using the FPGA it is possible to implement complex algorithms with low execution time and to enhance the control bandwidth. The large bandwidth is the key issue to increase the system performances. This paper presents the interest of utilizing the FPGAs to iinplement complex control algorithms of electrical systems in real time. The suggested sensorless direct torque control using the fuzzy logic (DTFC) of an induction motor is successfully designed and implemented on an FPGA Virtex 5 using xilinx system generator. The simulation and implementation results show proposed approach's performances in terms of ripples, stator current harmonic waves, execution time, and short design time. 展开更多

In this work, a model based on the optical rectification effect and the photocurrent surge effect is proposed to describe the terahertz emission mechanism of the layered GaTe crystal. As a centrosymmetric crystal, the optical rectification effect arises from the breaking of the inversion symmetry due to lattice reorganization of the crystal’s surface layer. In addition, the photocurrent surge originating from the unidirectional charge carrier diffusion-due to the noncubic mobility anisotropy within the layers-produces terahertz radiation. This is confirmed by both terahertz emission spectroscopy and electric property characterization. The current surge perpendicular to the layers also makes an important contribution to the terahertz radiation, which is consistent with its incident angle dependence. Based on our results, we infer that the contribution of optical rectification changes from 90%under normal incidence to 23% under a 40° incidence angle. The results not only demonstrate the terahertz radiation properties of layered GaTe bulk crystals, but also promise the potential application of terahertz emission spectroscopy for characterizing the surface properties of layered materials. 展开更多

Improvement of Performance of HfS2 Transistors Using a Self-Assembled Monolayer as Gate Dielectric

This work details a study based on HfS2 transistors utilizing an n-octadecylphosphonic acid-based self-assembled monolayer(SAM)as the gate dielectric.The fabrication of the SAM-based two-dimensional(2D)material transistor is simple and can be used to improve the quality of the interface of air-sensitive 2D materials.In comparison to HfS2 transistors utilizing a conventional Al2O3 gate insulator by atomic layer deposition,HfS2 transistors utilizing an SAM as the gate dielectric can reduce the operation region from 4 V to 2 V,enhance the field-effect mobility from 0.03 cm^2/Vs to 0.75 cm^2/Vs,improve the sub-threshold swing from 404 m V/dec to 156 m V/dec,and optimize the hysteresis to 0.03 V,thus demonstrating improved quality of the semiconductor/insulator interface. 展开更多

为提高集装箱进出口码头在周期性环境下的作业效率,对集装箱码头泊位-堆场-闸口的周期协同分配问题进行了研究.首先考虑泊位、堆场、闸口3类资源对船分配过程中的可用量约束、相关性约束和周期性约束,以最小化船舶总在港时间为目标函数... 为提高集装箱进出口码头在周期性环境下的作业效率,对集装箱码头泊位-堆场-闸口的周期协同分配问题进行了研究.首先考虑泊位、堆场、闸口3类资源对船分配过程中的可用量约束、相关性约束和周期性约束,以最小化船舶总在港时间为目标函数,建立集成调度的混合整数规划模型;在此基础上设计自适应遗传算法进行求解,其上层对船舶优先级构成的编码空间展开进化搜索,下层利用启发式将优先级解码为多资源协同分配计划,并将其评价值返回至上层迭代.数值实验显示,协同考虑泊位、堆场和闸口3类资源的集成调度,相较于传统的两阶段调度,周期计划下的船舶总在港时间缩短约20%. 展开更多
